Abstract:

A monolithically integrated VCSEL and photodetector, and a method of manufacturing the same, are disclosed for applications where the VCSEL and photodetector require separate operation such as duplex serial data communications applications. A first embodiment integrates a VCSEL with an MSM photodetector on a semi-insulating substrate. A second embodiment builds layers of a p-i-n photodiode on top of layers forming a VCSEL using a standard VCSEL process. The p-i-n layers are etched away in areas where VCSELs are to be formed and left where photodetectors are to be formed. The VCSELs underlying the photodetectors are inoperable, and serve to recirculate photons which are not initially absorbed back into the photodetector. The transmit and receive pairs are packaged into a single package for interface to multifiber ferrules. The distance between the devices is precisely defined photolithographically, thereby making alignment easier.

Abstract:

A surface emitting laser with spatially varying optical loss to provide single mode operation. The optical loss may be introduced with an anti-phased ohmic contacts. Current injection may be constricted to a diameter that is different than the diameter of the ohmic aperture, allowing for optimization of carrier profiles for high-speed performance. Methods for index guiding are introduced to further the reproducibility of the invention.

Abstract:

A PIN photodetector includes reduced parasitic capacitance and is suitable for high-speed applications. Metal interconnect leads are coupled to the photodetector and extend over electrically insulating regions which reduce or eliminate parasitic capacitance. The electrically insulating regions may be formed by a deep proton implantation process which introduces impurities into the N-type layer, P-type layer and intrinsic layer in portions of the inactive area according to one embodiment. In another embodiment, the electrically insulating regions may be formed by removing parts of the film stack that includes N-type layer, P-type layer and intrinsic layer, from portions of the inactive area, introducing impurities and optionally adding a dielectric material. The PIN photodetector may take on the shape of a mesa to provide contact to each of the upper and lower electrodes.

Abstract:

An apparatus and method for monitoring the optical output of vertical cavity surface emitting lasers (VCSELS) utilizes a portion of light emitted by the VCSEL and scatters and/or reflects this portion of emitted light so that it is directed towards a detecting surface of a photodetector. In one embodiment, scattering elements may be incorporated within the epoxy or other coupling medium used to couple the VCSEL to the optical fiber. In another embodiment, the VCSEL may be coupled to an optical fiber secured within a ferrule which has an end surface capable of reflecting or scattering light and directing the light towards the photodetector. In another embodiment, a reflective integrating member may be alternatively or additionally used to reflect a portion of the emitted light to the photodetector. The photodetector, in conjunction with electrical circuitry to which it is coupled, develops an electrical signal which may be provided to laser control means to control and adjust the optical output of the VCSELs.

A radio-frequency (RF) receiver includes a receiver analog circuitry and a receiver digital circuitry. The receiver analog circuitry resides within a first integrated circuit and the receiver digital circuitry resides within a second integrated circuit.
